Claims (2)
- 凹凸のパターンが形成されたモールドを、円弧状の外形を有する基板上のレジストに接触させることによって前記レジストに前記パターンがそれぞれ転写される複数のショットを形成する加工装置であって、
前記レジストを前記基板と前記モールドとの間に供給する手段と、
前記モールドを介して紫外線を前記レジストに照射して当該レジストを硬化させるための照明系と、を有し、
前記照明系は、前記照明系の光路において前記基板の前記ショットが形成される面に垂直な方向における前記レジストが存在する範囲のいずれかの位置と共役である第1の位置と第2の位置にそれぞれ第1のアパーチャと第2のアパーチャを備え、
前記第1のアパーチャは、複数の第1の遮光部材を有しており、前記第1の位置において前記複数の第1の遮光部材を用いることで矩形状の照明領域を規定して画角を制限し、
前記第2のアパーチャは、円弧状の部分を有する複数の第2の遮光部材を有しており、前記第2の位置において前記第2の遮光部材を用いることにより前記基板の外形に合わせて前記外形を超えた前記紫外線の照射を制限した照明領域を規定して画角を制限し、
前記基板の中央付近におけるショット形成時には、前記第1のアパーチャにより照明領域を制限し、
前記基板の周辺部においては、前記第1のアパーチャと前記第2のアパーチャにより照明領域を制限する
ことを特徴とする加工装置。 - 請求項1に記載の加工装置を用いてパターンを基板上のレジストに転写するステップと、
前記基板にエッチングを行うステップとを有することを特徴とするデバイス製造方法。
